Abstract

Monolithically integrated InP-based pinTWA photoreceiver optoelectronic integrated circuits (OEIC) with spot size converter and single-supply low power consumption were fabricated. Packaged photoreceivers operating up to the bandwidth of 50 GHz were demonstrated with 1.1 A/W conversion efficiency. Results showed that a higher transimpedance of 130 ohm was provided by cascode-type Rx OEICs with 1.7 A/W overall conversion efficiency showing 35 GHz bandwidth.
